Labor and teaching activities [2]
- Leading researcher at the A. F. Ioffe Physical-Technical Institute of the Russian Academy of Sciences .
- Head of the Department of Photonics SPbAU RAS .
- Professor of the Department of Physics and Technology of Nanostructures of Peter the Great St. Petersburg Polytechnic University
- Professor, Department of Optoelectronics, St. Petersburg State Electrotechnical University "LETI" named after V. I. Ulyanov (Lenin)
Scientific activity
Research interests: semiconductor physics, epitaxial growth of semiconductor compounds, low-dimensional heterostructures, semiconductor lasers
The main scientific results:
- developer of reproducible technology for the synthesis of multilayer arrays of semiconductor quantum dots, which allows you to control their structural and optical properties and expand the spectral range of radiation in the field of laser optical communication;
- developed the theory of lasers based on multilayer arrays of quantum dots and established the relationship of the electronic and structural parameters of the array of quantum dots with the instrumental characteristics of lasers, explained the effects of a negative characteristic temperature and a current-induced transition to generation through an excited state;
- developed highly efficient low-threshold temperature-stable injection lasers based on self-organizing quantum dots for optical information transmission systems, and solved the reliability problem of such lasers.
The author of 276 published works.
Under his leadership, protected 2 candidate and 1 doctoral dissertation.
Rewards
- Prize named after A.F. Ioffe of the Government of St. Petersburg (2017) for outstanding scientific results in the field of optical microresonators and quantum dot micro-lasers for a new generation of optical communication, which made a significant contribution to the development of physics of semiconductor nanostructures and semiconductor laser technology [3]
